abstract | The present invention discloses a write assist circuit for a memory bit cell ("bit cell") using a P-type field effect transistor PFET write port. Related methods and systems are also disclosed. It has been observed that as the size of the node technology is scaled down, the PFET drive current (ie, drive strength) exceeds the N-type field effect transistor NFET drive current for similar sized FETs. In this regard, in one aspect, it is desirable to provide bit cells with PFET write ports to reduce memory write times to the bit cells relative to NFET write ports, and thereby improve memory performance. To alleviate write contention that could otherwise occur when writing data to a bit cell, a write assist circuit in the form of a positive bit line boost circuit can be employed to boost memory bit cells with PFET write ports.
