abstract | PURPOSE:To raise efficiency of an oscillation output of an element by evaporating gold on the outer periphery and the rear surface of the element part and by metallizing the side surface of the element part. CONSTITUTION:Gold is evaporated on the rear surface and the side surface of a ring type IMPATT diode of P<+>NN<+> having an active layer 9 of P<+>N formed by diffusing P<+> into a semiconductor part 2 having N<+>N, and thereby a metallized part 1 is formed. With the junction part placed down, this is contact-bonded to a radiating plate. Hereby, since the side surface has been metallized, registance of the side surface is lowered, and dropping of an oscillation output caused by a skin effect is prevented along with prevention of the invasion of moisture and impurities from the surface, thus deterioration of the characteristics is improved. |
