abstract | The present invention discloses fluorene-containing oxime ester photoinitiators represented by the following formula (I), their synthesis, photosensitive resin compositions containing them, and their applications. The compound is easy to synthesize, is inexpensive, has good solubility when applied to photocuring applications, has excellent storage stability and film forming properties, has a low exposure requirement, and is excellent in development and pattern integrity. The photosensitive resin composition comprises an ultraviolet photosensitive pre-polymer resin, an active diluent monomer, a fluorene-containing oxime ester-based photoinitiator of the present application, and optionally a coloring agent and an alkali-soluble resin. The composition has high sensitivity and excellent developability, And is suitable for manufacturing a black matrix having high light-shielding properties, a high-precision and high-quality color filter and a liquid crystal display device which are excellent in adhesion with a substrate, and are also applicable to photo spacers and ribs, photoresists, wet films and dry films . |
