abstract | The utility model relates to microwave technology and can be used in on-board transceiver devices.n n n In bipolar microwave transistors, the source of positive feedback is two elements - the collector-emitter capacitance of transistor crystals, as well as the inductance of the conductors connecting the base contact pads of the crystals with the case in the input circuit of the transistor. To reduce feedback through the inductance of the base conductors, the inductance of the base conductors of the input and output circuits is reduced as much as possible.n n n The technical result of the utility model is the ability to reduce the inductance of the base conductors of the input and output circuits.n n n The technical result is achieved by the fact that in the design of a powerful bipolar microwave transistor, including active crystals, the base electrode of which is connected by conductors to the housing flange, the input matching capacitor is connected by wires to the emitter electrode of active crystals, a decoupling capacitor located on the input matching capacitor and connected by conductors to the collector electrode, a ceramic base made of aluminum nitride with solid metallization, having an electrically insulated area for placing active crystals, the base electrodes are additionally connected to the housing flange through metallized holes in the ceramics formed in the area where the conductors from the base electrode to the grounding metallization on the ceramics are connected.n n n In this case, the inductance of the base conductors of the input and output circuits connecting the base electrode is reduced due to additional metallized holes in the ceramics. This creates a decrease in positive feedback, the degree of which can be adjusted if necessary by the practical selection of the number of holes. 2 ill. |
