abstract |
The purpose of the present invention is to suppress a decrease over time in current when a drain voltage is low in a transistor including an oxide semiconductor as an active layer. A thin film transistor includes an active layer made of an oxide semiconductor including at least indium and gallium, and an electrode layer having a titanium layer formed on the active layer, wherein in the ion concentration in the range of 15 nm from the interface between the active layer and the electrode layer toward the active layer, the ratio of indium concentration to oxygen concentration is 1.3 or less. |
